چکیده
Characteristics of InP/InGaAs based Heterojunction Phototransistor for Optoelectronic Mixer By Seung-Chan Han School of Electrical and Electronic Engineering College of Engineering Yonsei University Wireless communication is becoming an crucial area of today’s life. With chasing this trend, there are continuously growing demands for ultra-wideband transmission due to insufficiency of available frequency band and increase of information. To satisfy this, millimeter wave has drawn lots of technical attentions. In spite of its ability to transmit ultra wide bandwidth signals, available propagation range is restricted by its own nature. To overcome this limitation, Radio-on-Fiber technology is treated as one of effective ways.

A 30GHz optically injection-locked self-oscillating optoelectronic mixer (OIL-SOM) is implemented with a high-performance InP/InGaAs heterojunction phototransistor. The sub-harmonic conversion efficiency and phase noise characteristics of OIL-SOM are investigated and used for analyzing OIL-SOM-based 60GHz radio-on-fiber downlink data transmission performance. The OIL-SOM characteristics provide...

A symmetric gain optoelectronic mixer based on an indium gallium arsenide (In0.53Ga0.47As)/indium phosphide (InP) symmetric heterojunction phototransistor structure is being investigated for chirpedAM laser detection and ranging (LADAR) systems operating in the ‘‘eye-safe” 1.55 lm wavelength range. Signal processing of a chirped-AM LADAR system is simplified if the photodetector in the receiver...
متن کاملSymmetric Gain Optoelectronic Mixers for Ladar
We are developing a symmetric gain optoelectronic mixer for chirped-AM laser detection and ranging systems (LADAR) operating in the “eye-safe” 1.55 m wavelength range. Signal processing of a chirped-AM LADAR system is simplified if the photodetector in the receiver is used as an optoelectronic mixer (OEM). Adding gain to the optoelectronic mixer allows the following transimpedance amplifier’s ...
متن کاملHeterojunction phototransistor for highly sensitive infrared detection
In this work, we have proposed a model for the ultimate physical limit on the sensitivity of the heterojunction bipolar phototransistors (HPTs). Based on our modeling we have extracted the design criteria for the HPT for high sensitivity application. HPT with the submicron emitter and base area has the potential to be used for the low number photon resolving in near-infrared (NIR) wavelength. H...
متن کاملHeterostructure Barrier Mixers for Terahertz Applications
This paper deals with Schottky and Heterostructure Barrier devices fabricated for planar integration in a 560 GHz Subharmonic Mixer (SHM). Taking advantage of an InP-based technology, two barrier types, metal/InGaAs and metal/InAlAs/InGaAs respectively, have been investigated. The design was carried out by means of self-consistent quantum calculations and the fabrication involved submicron Tsha...
